Silicon on Sapphire microprocessor from the 1980s. SOS CMOS used an epitaxial process to grow a layer of high quality silicon on the sapphire substrate. This rendered the subsequent CMOS circuits radiation hardened, preventing latch-up, and were used in many space and high atmosphere applications.
